I like c/c turn and c/f river, too. Since he 3-bet preflop, alot of his holdings include a K. The only worse hands he could have are 99-JJ and maybe AQ. 99-JJ want to get to showdown cheap just like you and don't bet twice postflop. Since alot of players (wrongly) check trips on the flop, he has to think you might have it if he doesn't. For that reason, he doesn't bet AQ twice either. If your opponent is truly some calculating genius, he might interpret your turn call (as opposed to a raise) as weakness and bluff again on the river, but no, the 14/13/2 taggy guy has it. The river bet sizing especially says value bet.
I also like how you checked the flop because you will get a bet on the turn from hands like TT. Betting the flop is basically a bluff and only value-towns ourselves when opponent does have trips without getting any worse hands to come along.
Also, just my personal opinion, but I think it's fine to 4-bet/shove QQ, especially oop.
